Abstract. We propose a computer based mathematical model for the topologycal structure profiles, developed in a polymer film. Using the computer programs thus developed, we have studied the modification of the profile contours by varying a set of real development process parameters: electron dose, type of developer, structure sizes and electron beam parameters. The possibility of the model application to the evaluation of the results in the case of a real technological process is demonstrated.
